This paper presents a lensless THz source with on-chip antenna in 250-nm DHBT. The proposed topology consists of a push-push oscillator with an extremely compact coupled-line based common-base core. The source achieves a peak EIRP and output power of -14 dBm and -19.5 dBm respectively at 966 GHz. The output frequency is tunable from 960 GHz to 990 GHz and the peak DC-RF efficiency is 0.028 %.
